<p>PURPOSE:To realize an optical storage device wherein 'set', i.e., 'writing' and 'reset', i.e., erase is enabled by using light. CONSTITUTION:A memory cell is constituted by connecting two hetero junction phototransistors HPT1, HPT2 parallel to each other with the cathode of a laser diode LD. When the hetero junction phototransistor HPT1 is turned ON by a light input 1, the laser diode LD turns ON, and 'set', i.e., writing is performed. After the light input 1 is eliminated, the ON state of the hetero junction phototransistor HPT1 is maintained by the optical feedback from the laser diode LD. Hence the ON state of the laser diode LD is maintained, and the light output is held. When the hetero junction phototransistor 2 is turned ON by a light input 2, the laser diode LD turns OFF and 'reset' i.e., erase is performed.</p> |
