The active element (10) is a heterojunction bipolar transistor (10) operating in a region of weak saturation so that the saturation time is at most one-third of the total operating time. The switching is determined by a control circuit (70,80) and the operating region is set by two voltage sources (20,30). The load comprises a first part (40) with at least one capacitor (41) and inductor (42) in series, and a second part (50) with a series inductor (62) and parallel capacitor (50). These ensure anti-phase operation and a reduction in the transition times between open and closed states to reduce power dissipation. The load impedance and transistor capacitance ensure large attenuation of harmonics. USE/ADVANTAGE - Frequencies above several hundred MHz, esp. battery powered. About 80 percent efficiency at 1 GHz with 100 MHz bandwidth. Second order harmonic rejection better than 70 dB.
