<p>PURPOSE:To provide each element with a load resistor monolithically individually and set the value as an independent parameter by providing a resistance layer consisting of a semiconductor in, at least, any one place of the middle between a semiconductor substrate and a light receiving part, the middle between the light receiving part and the light emitting part, and the top of the light emitting part. CONSTITUTION:This is made a type where incoming/outgoing light comes in and goes out of the window 113 on the side of a light emitting part by forming a light receiving part and the light emitting part on a semiconductor substrate 101. The forbidden band width of the semiconductor material of alight emitting layer, which constitutes the light emitting part, is made larger than the main peak energy of the input light, and the forbidden band widths of the semiconductor materials of a base and a collector, which constitutes the light receiving part, are made equal to or smaller than the main peak energy of the input light, and some of the output light is made to return and, by the feedback effect of the light being absorbed, do nonlinear answer between the i/o lights. And a resistance layer 102 consisting of a semiconductor is provided in, at least, one place of the middle between the semiconductor substrate 101 and the light receiving part, the middle between the light receiving part and the light emitting part, and the top of the light emitting par, and this is made to function as a load resistor.</p> |
