PURPOSE:To solder a pad member, which is physically fixed on a pedestal portion, without the inclination of the same, by fusing a soldering pellet with heat while the pad member is pressed against the pedestal with the pad member being oriented in a specific direction. CONSTITUTION:A pedestal portion 2 is integrally formed in the shape of a column on the main surface at one end of heat sink plate 1 by means of an aluminum die cast. In the depression 2a of the pedestal 2, are laid one over the other, in order, soldering pellets 5, which serve as a blazing material, and a pad member 3 having a wire bonding area on the main surface at one end thereof. The pad member 3 is then pressed by means of a contact bonding head 6, so that the pad member is pressed against the pedestal. The heat sink plate 1 having the pedestal 2 with the pad member 3 is introduced into an oven that is filled with a non-oxidizing atmosphere, so that the soldering pellets 5 are fused with heat. As a result of this, the inclination of the pad member 3 can be surely prevented, and the member 3 can be fixedly soldered to the inside of the depression 2a. |
