<p>A single-crystal, monolithic, tandem, photovoltaic solar cell comprises an InP substrate 15, a first photoactive subcell 20 on the upper surface of the InP substrate, and a second photoactive subcell 10 on the first subcell. The first photoactive subcell comprises GaInAsP of defined composition. The second subcell comprises InP. The two subcells are lattice matched. An anti-reflection coating 14 is provided on the top of the second subcell and an optically transparent prismatic cover (Fig 6) may be provided. <IMAGE></p> |
