摘要 |
<p>PURPOSE:To enable high-speed action by specifying the coupling coefft. of a grating and the concn. of an impurity having quantum well structure and setting a groove having a larger depth than the core of an optical waveguide for input and output between a side face of the grating along the axial direction of the waveguide and the clad of the waveguide. CONSTITUTION:Switching-off time can be made much shorter than time dependent on the lifetime of a carrier by regulating the coupling coefft. of a grating to >=500cm<-1>, the lifetime of the carrier is shortened by regulating the concn. of an impurity having quantum well structure to >=5X10<17>cm<-3> and high-speed action of an optical switch is enabled. The lifetime of the carrier is also shortened by forming the recoupling center of the carrier in the core or clad of a waveguide and high-speed action of the optical switch is enabled.</p> |
