PURPOSE:To expand the operating frequency of an antenna by adding a varactor diode to the tip of a microwave millimeter wave antenna conductor constituted on a semi-insulation semiconductor base so as to vary a static capacitance. CONSTITUTION:A microstrip dipole antenna conductor 3 and an active element circuit 2 are constituted on a semi-insulating GaAs substrate 1 whose rear side is provided with a ground metal 4 and a varactor diode composed of a Schottky electrode 5, an ohmic electrode 6 and an n-channel GaAs layer 7 is provided on the tip of the conductor. The electrode 6 is connected to the grounding metal 4 via a via hole ground circuit 8. |
