PURPOSE:To easily design a circuit by regulating an output voltage after assembling by externally controlling carrier concentrations of electrons and holes of a main junction, and suitably controlling a breakdown voltage of the main junction. CONSTITUTION:If a voltage to be applied to a breakdown voltage control terminal 12 is raised as compared with a voltage to be applied to a cathode terminal 10, electron concentration of a P<+> type anode region 4 is raised, the breakdown voltage is raised. On the contrary, if a voltage to be applied to the terminal 12 is lowered as compared with the voltage of a cathode terminal 10, electron concentration of the region 4 is lowered, and the breakdown voltage is reversely lowered. That is, the voltage value of a constant-voltage to be output by selecting the voltage to be applied to the terminal 12 can be suitably controlled. |
