摘要 PURPOSE:To eliminate a need for an operation for pasting an upper-part cell and a lower-part cell and, to enhance an operation property by a method wherein the upper-part cell is laminated on the lower-part cell via an insulating high-resistance layer, a hole is made from the upper part of the upper-part cell, a low-side electrode for the upper-part cell is formed and an upper-side electrode for the lower-part cell is formed. CONSTITUTION:First P/N junction layers 11, 12, 13 are formed; a substantially insulating high-resistance layer 15 is formed on the main face 11 on one side of the junction layers. Then, second P/N junction layers 16, 17, 18 are formed on the high-resistance layer 15. The first P/N junction layers 11, 12 and the high-resistance layer 15 in a prescribed region are removed to form an opening. A first electrode 20 which is ohmic- joined to the conductivity-type layer 11 on one side of the first junction layers is formed on the bottom of the opening; a first insulator layer 21 is formed on the electrode. A second electrode 22 which is ohmic-joined to the conductivity-type layer 16 on one side of the second P/N junction layers is formed on the insulator layers 21. Then, a third electrode 23 which is ohmic-joined to the conductivity-type layer 18 on the other side of the junction layers is formed; a fourth electrode 24 which is ohmic-joined to the conductivity-type layer 13 on the other side of the first P/N junction layers is formed and completed.
