PURPOSE:To supply various levels of internal voltages to an internal circuit under the same conditions as those at the time of normal use by providing reference voltage generating means, selecting means and output means in a voltage converter of a semiconductor device having a voltage converter for converting a power source voltage to be externally supplied to a predetermined voltage to supply it to the internal circuit. CONSTITUTION:A predetermined reference voltage of a plurality of reference voltages is selected at the time of normal unit, and supplied to an internal circuit 7. A reference voltage necessary to test of the plurality of reference voltages is selected at the time of acceleration life test, a V bump test, etc., and supplied to the internal circuit. Since a reference voltage generated from reference voltage generating means is supplied to the internal circuit through output means also at the time of normal use, a test is conducted by the reference voltage of the same conditions as those at the time of normal use. The levels of the reference voltages generated from the generating means are variably set to supply the various levels of the reference voltages to the internal circuit. |
