摘要 PURPOSE:To obtain high external quantization efficiency and rapid responseness by reflecting incident light advanced in parallel with a substrate by the surface of a reflection mirror, receiving the reflected light by a concave mirror formed on the surface of the substrate, reflecting and converging the light by the concave mirror, and then extracting the light from the rear face of the substrate. CONSTITUTION:The optical semiconductor device is a device for extracting light made incident in parallel with the substrate from the direction vertical to the substrate and is constituted so that the incident light advanced in parallel with the substrate is reflected by the surface of the reflection mirror, received by the concave mirror formed on the surface of the substrate, reflected and converged by the concave mirror, and then extracted from the rear face of the substrate. For instance, light projected from the end face vertical to the substrate is reflected by the inclined face of the substrate 1, passed through a space surrounded by the concave mirror 11, reflected again by the mirror 11, and made incident upon the substrate 1 so as to be focused on the rear face of the substrate 1. Since light projected from a waveguide or a laser can be converged and extracted from the direction vertical to the substrate, high external quantization efficiency and rapid responseness can be obtained by photodetecting the light by a photodetecting element having a small photodetecting diameter or an optical fiber.
