SEMICONDUCTOR OPTICAL ELEMENT AND ITS USING METHOD

PURPOSE:To improve characteristics of the semiconductor optical element by providing two quantum wells ADQWS closely between a p and an n type area and specifying the composition and thickness of the structure of the ADQWSs so that their wave motion function and characteristic energy have specific characteristics. CONSTITUTION:A double quantum well structure ADQWS which is Stark- connected is used instead of a normal quantum well structure QWS. Namely, the two quantum wells (a) and (b) which are different are provided closely between the p type area and n type area and the structure of the ADQWS satisfies the conditions of the Stark coupling of the composition and thickness where the wave motion function and characteristic energy have specific characteristics. Consequently, the semiconductor optical element having characteristics which provide optical modulation and optical bistable operation with higher efficiency than conventional one is obtained.
