<p>PURPOSE: To reduce dispersion of a threshold value of voltage by deleting a cell of a memory array, and applying a conditioning pulse having comparatively low energy to a floating gate of a cell before performing programming of an array after that. CONSTITUTION: After a cell is deleted by a deletion means 20, before programming is performed, a pulse conditioned electric field of low energy is applied by a programming means 18 and a deletion means 20. The conditioned pulse is applied between a word line 13 of an array and a bit line 14. Thereby, deletion voltage distribution is varied, deletion threshold value voltage distribution is compressed, dispersion of threshold values can be reduced.</p> |
