PURPOSE:To eliminate the instability of polarization compound waves to temp. by using a modulation doped quantum well, thereby forming artificially stable polarization. CONSTITUTION:A waveguide of the modulation doped quantum well is constructed by disposing the well layer 2 in the central part and sandwiching this layer with barrier layers 1 above and below and is subjected the barrier layers 1 to modulation doping. The polarization arises when an electric field is impressed to the modulation doped layer and an electric charge deviates from an equil. position. Namely, the modulation doped barrier layers 1 have the effect of generating the polarization. The polarization is, therefore, formed in the optical waveguide. This polarization moves along the waveguide for light. Thus, the production of an optical gate circuit of an extremely high speed, optical modulating element and optical logical element is possible and the device which allows high-speed processing in the field of optical communication and optical information processing is obtd. |
