摘要 PURPOSE: To enable optical coupling to a single mode optical fiber with high efficiency and to reduce the loss in the case where light of a single mode is propagated by alternately laminating barrier layers and well layers consisting of a material which is larger in refractive index than the barrier layers, is lattice-aligned to the barrier layers and is capable of changing the refractive index by selecting the compsn. thereof, thereby constituting quantum wells. CONSTITUTION: This semiconductor optical waveguide has multiple quantum wells 13 constituted by alternately laminating the InP barrier layers 13A and the wafer layers consisting of the material which his lattice-aligned to InP and is capable of changing the refractive index by selecting the compsn. thereof and an InP rear surface side clad layer 12 and InP front surface layer side clad 14 holding the multiple quantum wells 13 from above and below and an InP substrate 11 which supports the respective clad layers and the multiple quantum wells 13. The mesa of the depth arriving at the inside of the InP front surface side clad 14 from the surface is formed or, further, the thickness of the barrier layers or the well layers is changed or the compsn. of the well layers is changed. As a result, the optical coupling with the single mode optical fiber is embodied with high efficiency and the propagation loss of the light is small.
