PURPOSE:To eliminate application of forces applied to electrodes when a plurality of solar cells are connected to a GaAs layer by forming one electrode on the rear face of an Si substrate of a solar battery formed with the GaAs layer, forming part of the other electrode on the layer by extending it to an insulating film on the substrate, and forming the two electrodes on the same faces of the cells. CONSTITUTION:A P-type AlGaAs layer 26, a P-type GaAs layer 24 and a N-type GaAs layer 22 are partly removed by photoetching to expose the electrode forming part 28 of an Si substrate 2. A reflection preventive film 30 on the part 28 of the substrate 2 is removed by photoetching, the film 30 and the layer 26 of positions to be provided with electrodes in contact with layer 24 are removed, and the part 28 and the other electrode forming part 32 are exposed. An ohmic material is deposited on the part 28 to form one electrode 34, an ohmic material is similarly deposited to electrically bring one end into contact with the part 32 and the other end is formed with the other electrode 36 extended to the film 30 on an SiO2 layer 16. |
