PURPOSE:To hold the Q value of an internal matching circuit low, to attain a stable matching state and to make an amplitude frequency characteristic into a wide band by connecting a part of a strip line in the input-side internal matching circuit through a resistance body. CONSTITUTION:A part of the strip line 4 in the input-side internal matching circuit 1a is connected through the resistance body 6. The input-side internal matching circuit 1a, a chip capacitor 3, a GaAsMOSFET chip 2 and an output- side internal matching circuit 1b are bonding-connected by Au lines 7. Since an impedance shifts to a 50OMEGA-side on the real number axis of a Smith chart, the Q value of the matching circuit constituted by the strip line 4 on the outer side of the resistance body 6 and an open stab can be held low. |
