PURPOSE:To adjust the balance of currents running in respective cells for increasing the inverse bias SOA(safety operational area) by equalizing the impedance in the inner wirings of respective cells. CONSTITUTION:Each of emitter inner wiring 1b is connected to a transistor cell 2b near an emitter outer terminal 3 and then two each of emitter inner wirings 1a are connected to the transistor cells 2b to equalize the wiring impedance seen from the outer terminal 3. The base inner wirings 1c are structured by scatterconnecting two each of speed up diodes 6 to a base outer terminal 4 to equalize the input current to be fed to respective transistor cells 2b. Through these procedures, the currents fed to respective cells 2b can be balanced to increase the shortcircuit breakdown strength and the inverse bias SOA. |
