PURPOSE:To improve the stability of laser oscillation by providing a current density changing means which changes the density of a current supplied to an active layer so as to be higher in the middle part and lower in both the end parts of the direction of a resonator. CONSTITUTION:The widths of the Z-direction of each element of a current density changing means, for instance an electrode, are constant and the pitch between the elements is continuously changed from the center to both the ends of the Z-direction symmetrically. If a voltage is applied between electrodes 21 and 26 with the electrode 26 as an anode, the density distribution of a current applied between the electrodes 21 and 26, i.e. a current supplied to an active layer 24, is higher in the middle part and lower in both end parts of the Z- direction of a resonator and a carrier concentration distribution is cancelled. As a result, the carrier concentration is uniform over the respective parts of the Z-direction and hence a refractive index is uniform over the respective parts. With this constitution, an oscillation wavelength can be stabilized, an intermittent pulse oscillation induced at the time of a high light output can be avoided and the stability of the oscillation can be improved. |
