PURPOSE:To turn on and off carrier injection while impressing voltage between the 1st and 2nd electrodes by constituting a carrier control part of a control voltage and a transistor having the 1st and 2nd electrodes. CONSTITUTION:In order to drive an optical switch, voltage is impressed so that electrons to be carriers are allowed to flow from a source electrode 2 to a drain electrode 28. When the width of a depletion layer based upon Schottky junction generated in the vicinity of a gate electrode 25 is changed by adjusting the voltage of the gate electrode 25 under said state, the injection of the carriers can be controlled. Namely, the injection or interruption of the carriers can be controlled by turning on and off a channel between the adjacent gate electrodes 25. Consequently, the injection of the carriers can be turned on and off while impressing voltage to the source electrode 27 and the drain electrode 28 and carriers left in a waveguide part can be drawn by an electric field. |
