<p>An aqueous acidic electrolyte composition and process for electrodepositing an exceptionally bright, leveled and ductile copper deposit on conductive substrates incorporating a synergistic combination of a substituted phthalocyanine brightening agent and an apo safranine brightening agent, preferably in further combination with supplemental brightening agents such as organic polysulfides, sulfides and/or polyether compounds. In accordance with the process aspects of the present invention, the foregoing copper electrolyte is employed for electrodepositing a copper plate on a conductive substrate at temperatures of from about 15.degree. up to about 50.degree.C and at cathode current densities ranging from as low as about 0.5 to about 400 amperes per square foot achieving exceptional brightness particularly in the low current density recess areas.</p> |
