PURPOSE:To obtain an LED which solves problems such as a coupling difficulty and a positioning uncertainity making the most of an advantageous structure of a conventional mesa LED which emits perpendicularly guided light rays excellent in a temperature property through reflection by a method wherein a recessed part V-shaped in cross-section is provided to the central part of a light emitting region. CONSTITUTION:A recessed part 2 V-shaped in cross-section is provided to the central part of a light emitting region 1 on the side opposite to a light emitting face of a surface light emitting type light emitting diode provided with a multilayer structure containing an active layer as a light emitting region 1, where light rays are extracted in a direction perpendicular to a laminated surface. For example, the mesa-shaped light emitting region 1 composed ot a double hetero-junction and doughnut-shaped grooves 8 is formed on an InP substrate 5 so as to constitute a long wavelength LED 1.3mum in wavelength, and a cone-shaped hole is provided to a center of the mesa as a recessed part 2. And, the grooves 8 and the recessed part 2 are covered with an insulating film 4, a current is made to be injected into the light emitting region 1 through a contact window of the insulating film 4 loored in the top of the mesa, a light projecting face is provided to an InP substrate 5 side, and a window 7 is bored in an electrode 6. |
