PURPOSE:To prevent a safe operation region from decreasing by inserting a resistor further to a stabilizing resistor region contained in a substrate between a base and an emitter. CONSTITUTION:The same conductivity type N-type region 10 as that of an emitter region A is formed slenderly on the surface in a base region 3, its one and 11 is brought into contact with a base electrode 6 through an insulating film 5, and the other end 12 is extended through the film 5 in contact with a leading electrode 13. The electrode 13 is contacted with a resistor 14 formed on the film 5, the resistor 14 is brought into contact with the resistor 14 or an emitter electrode 9, and a stabilizing resistor made of the region 10 and the resistor 14 are inserted between the base and the emitter. This resistor 14 operates as the function of an emitter ballast resistor to prevent a safe operation region from extending to break down.
