摘要 PURPOSE:To realize an ExOR arithmetic function of a high integration degree at a high speed by feeding selectively the output signals of each ExNOR circuit back to the output of the ExNOR circuit and using the output signal of a 2nd ExNOR circuit as the input signal or an external output signal of a 1st ExNOR circuit of the next stage. CONSTITUTION:When the energy level of an electron in an emitter layer 18 is equal to a resonance level E0 of an electron in a well layer 16 with a potential difference secured between both levels, the electrons are injected into a base layer 14 by the resonance tunnel effect. When the potential of the layer 18 is higher or lower than the level E0, the injecting quantity of electrons is reduced to the layer 14 since the resonance tunneling conditions are unsatisfied. Thus the voltage-current characteristics gradually increase to the increase of the emitter-base voltage. Then the maximum current value IP is shown with a certain voltage value VP. Hereafter the voltage- current characteristics are decreased and reach the minimum current value IV with a certain voltage value VV. The resistance load is connected to a collector of a differential negative resistance element. Then the output voltage of a high level obtained with the current value I1 is set at 'H' and the output voltage of a low level obtained with a large current value I2 is set at 'L' respectively. Thus the function of an ExNOR circuit is obtained.
