发明名称 PREPARATION OF MULTI-LAYER PRINTED-WIRING BOARD
摘要 PURPOSE:To reduce the coefficient of dimensional change when multi-layer lamination is done, by using an inner layer core having a specific glass transition temp. and carrying out gelation and molding of a resin of a prepreg when the temp. of this inner layer is 140-180 deg.C. CONSTITUTION:An inner layer and an outer layer are laminated through a prepreg and heated and pressed. An inner layer core whose glass transition temp. (Tg) is 180 deg.C or more is used and a resin of the prepreg should gel when the temp. of the inner layer plate is 140-180 deg.C. When a resin whose gelation temp. is high is used, as the lamination temp. is at or below the gelation temp. and the decrease in the mechanical strength of the inner layer plate is small, the influence owing to these outer forces can be ignored. Then, at the third stage from the max. temp. 2 to taking out of a product through cooling, the residual stress remaining in the inner layer plate is released due to the pressure released and the shrinkage occurs. Therefore, the amt. of the dimensional change as the final multi-layer plate can be reduced by carrying out the gelation of the resin at higher temp. side (at or above 140 deg.C and at or below Tg of the inner layer core) and laminating the inner layer plate while it is being much largely thermally expanded.
