PURPOSE:To remove crosstalk at the time of optical coupling and to execute integration by using optical thyristors for radiating laser beams as an element for an optical flip flop (FF). CONSTITUTION:The optical thyristors 17, 18 and photodetectors 19, 20 are integrated on a semiconductor substrate 36. When a trigger beam 11 is made incident upon the thyristor 17, the thyristor 17 executes laser oscillation because it is provided with resonance structure based upon the end faces 22, 23 of resonators and double hetero structure. A part of the laser beams is optically coupled with the photodetector 19. Consequently, voltage impressed to the photodetector 19 and the optical thyristor 18 is reduced and the thyristor 18 is turned off. When trigger beams 12 are made incident upon the thyristor 18, the thyristor 18 executes laser oscillation and a part of the laser beams is optically coupled with the photodetector 20. Consequently, current is allowed to flow into the detector 20, the voltage impressed to the thyristor 17 is dropped and the thyristor 17 is transferred to off. Consequently, an RS type FF can be formed, crosstalk can be reduced because the output beams and coupled beams are laser beams, and the beams can be easily coupled with another FF.
