PURPOSE:To shorten a data transfer time and to remove a noise occurrence by providing a preamplifier between a sub I/O line and a main I/O line connecting a sense amplifier with a main amplifier. CONSTITUTION:Between a sub I/O line and a main I/O line connecting a sense amplifier 20 with a main amplifier 21, a preamplifier is provided which is formed by transistors 30, 31 controlled by nodes N4, N3 of the sub I/O line where gates face respectively, a transistor 32 for connecting the ground and so on, and the memory information transferred to a main I/O line through the amplifier 20 from the sub I/O line is amplified. Consequently, from the amplifier 20 to the amplifier 21, the memory information is transferred at high speed even when the capacity of the I/O line is increased. On the other hand, the low electric potential side of both I/O lines is ground-connected by the preamplifier, and even when the electric potential difference in accordance with the memory information occurs between the I/O lines, a large electric current is not temporarily conducted, a noise occurrence is removed and an S/N is increased.
