PURPOSE:To make an active pull-up circuit operate effectively even when the precharge voltage of a bit line is low by lowering the gate potential of the second transistor to a prescribed level during a sensing period and at the time of an active pull-up is operated by a gate potential controlling means. CONSTITUTION:The active pull-up circuit comprises the first transistor for active pull-up connected between the power source and a corresponding bit line, a capacitor connected to the gate of the said first transistor which rises the gate potential of the said transistor by receiving clock signals for active pull-up, and the second transistor connected between the said capacitor and a corresponding bit line which precharges the said capacitor. The gate potential controlling means varies the gate potential of the second transistor to a suitable value corresponding to the operating timing of the titled device. Therefore, instead of a conventional clock phiP, a one phiP' is inputted to the gates of transistors QR0, QR1 to charge the said capacitor.
