<p>PURPOSE:To realize the high speed ON-OFF operation of laser oscillation, by utilizing the non-linearity of the refraction index of a tandem type laser depending on light intensity, and operating the laser as an optical switch or an optical modulator wherein the state transition between two states in the non-linear characteristics is used. CONSTITUTION:An optical switch or an optical modulator comprises the following; a supporting member 1 which serves as a lower electrode, buffer layers 2 and 3 to confine light, an upper injection electrode 4, a laser cavity 5 and lead wires 6 and 7. Laser light 9 is output by a trigger input 8 for controlling. A current injection is performed into only the part of length l1 of the laser cavity 5. The part of length l2 of the laser cavity 5 is a waveguide to constitute the cavity and serves as an absorbing body of light. For the cavity 5, a material having large non-linearity of refraction index is used. THe condition of laser oscillation is controlled by utilizing the fact that the refraction index of a light waveguide shows the non-linearity depending on the intensity of a trigger input light.</p> |
