PURPOSE:To reduce a switching time by providing a rectifier means between an anode electrode of a photovoltaic means and the 1st electrode and a resistor between a gate and a cathode of a thyristor. CONSTITUTION:When a potential difference between a gate 5 of an output DMOS FET 9 and an N pole gate 17 of an SCS 15 reaches nearly 0.6V, a gate current flows from the N pole gate 17 through a resistor 8, and when the gate current flows once, the anode and cathode of the SCS are brought rapidly into a low resistance state by the positive feedback operation of the SCS 15 itself and the thyristor is self-held. Thus, the electric charge stored in the gate of the output DMOSFET 9 as well as the electric charge stored in a photovoltaic element group 3 and a diode 16 or the like is discharged momentarily through the SCS 15, and in case of the element for a small signal, the high speed discharge is attained. The SCS 15 itself is turned on automatically when the potential between the anode and cathode is lowered to nearly 1V, and the state is changed into the high resistance state. Thus, the switch means is inverted at a high speed.
