[Also in Division C7] The invention comprises a semi-conductor device of the type described and claimed in Specification 1,243,053 characterized in that the semi-conductor material is of the formula InP x As 1-x or In 1-y Ga y As, where x lies between 0À16 and 0À65 and y between 0À15 and 0À43. The materials behave as extrinsic conductors, as is required for the functioning of the device, at and above room temperature.
