PURPOSE:To obtain the AlN powder which is fine and has few flocculated material by specifying a raw material in the titld method wherein Al2O3 and Al(OH)3 are used as the raw material and both these and a carbonaceous substance are calcined in the nonoxidizing atmosphere contg. N2. CONSTITUTION:Aluminum ammonium carbonate hydroxide (AACH) of Al compd. shown in a formula, a carbonaceous substance and/or a substance producing the carbonaceous substance at the temp. below the calcining temp. are calcined in the nonoxidizing atmosphere contg. N2. Thereby AlN powder which has normally about <=0.5mu mean grain size and is fine and few in a flocculated material is obtained. By this method, since the fine grinding of hard Al2O3 is not necessitated like a case wherein Al2O3 is used as the starting raw material, the decrease of energy cost and the mixing of the impurities are prevented. Also the calcination temp. is low and the high degree of nitrogenation is obtained and the high-purity AlN powder is obtained because AACH is easy to highly purify.
