PURPOSE:To decrease read access time with simple constitution by controlling selection signals of a word line to be different depending on write/read to quicken the response speed. CONSTITUTION:A base voltage of a constant current transistor 7 of an input buffer circuit 4 is controlled by a write/read control circuit 24, a large current flows to a decode line 12 at write and the amplitude of the selection signal of the word line 17 is larger at write than that at read. The amplitude of selection/nonselection of the word line is decreased to memory cells 18, 18' at the read, the response speed is made fast to reduce the access time with simple constitution. |
