PURPOSE:To enable to obtain directly a delay output electrical pulse from the photodetector in the title device by a method wherein the device is provided with a bias voltage change-over switch, by which the bias conditions of the photodetector are made to change. CONSTITUTION:A photodetector 31 uses the MSM (Metal Semiconductor Metal) photo diode and a bias voltage change-over switch 32 to be used for changing- over the bias voltage, which is impressed between the two electrodes of the photo diode, into the first mode and the second mode is introduced in this device. The MSM photo diode consists of the semiconductor and a pair of the Schottky electrodes, which are disposed on the semiconductor in a planer form. The bias voltage to be impressed between a pair of the Schottky electrodes is made to change into the first mode or the second mode. In the first mode, carriers to be excited by an input optical pulse Pin are stored during the desired delay time only, and in the second mode, the stored carriers are taken out from the Schottky electrodes and the purposive output electrical pulse Eout is obtained. |
