PURPOSE:To improve the high frequency characteristic by arranging two transistors (TR) constituting a differential circuit with a prescribed distance or over so as to decrease the coupling between collectors of the TRs due to a resistance of a substrate region. CONSTITUTION:TRs 1-6 are arranged on a monolithic chip and connected by wirings 7-12. TRs 1, 2 arranged cearly and TRs 3, 4 arranged nearly similar ly are arranged with a prescribed distance or over. Then TRs 5, 6 are arranged at a position parted from any other TRs. Then the TRs 5, 6, the TRs 1, 3 and the TRs 2, 4 constitute respectively differential amplifier circuits. Through the constitution above, the high frequency characteristic is improved and the chip size is decreased.
