PURPOSE:To make possible image formation by coherent light by providing a photoreceptive layer made into multi-layered structure contg. O, C or N on a base having a specific surface characteristic, incorporating a conductivity-governing material into one layer and forming one layer thereof so as to have the specific Ge distribution state. CONSTITUTION:The photoreceptive layer 1000 made into the laminated structure in which the 1st layer 1002 contg. a-SiGe and the 2nd layer 1003 contg. a-Si are successive ly laminated is disposed on the base 1001 formed with many projecting parts having the sectional shape superposed with auxiliary peaks on main peaks in the prescribed cutting position. The material governing the conductivity is incorporated into at least either of the layer 1002 or the layer 1003 and the distribution state of the Ge in the layer 1002 is made ununiform in the layer thickness direction. The stable electrical characteristics, high sensitivity and high SN ratio are obtd. without the influence of residual potential by such photoerceptive member. The member has an excellent repetitive use characteristic and yields stably the sharp image having high image quality. The member has the high sensitivity in the entire visible light region, has the the excellent matching characteristic with a semiconductor laser and has high light responsiveness. |
