PURPOSE:To widen the mechanical tuning range of an oscillation frequency and also to prevent a jump in frequency by stabilizing an oscillation system by terminating a gate electrode transmission line and drain electrode transmission line, constituting a band-pass filter, by resistive terminating resistance. CONSTITUTION:On microwave integrated circuit substrate 1 of ceramics, etc., with a low dielectric loss in the microwave band, the multilayered metal film is photoetched to form source electrode transmission line 3, drain electrode transmission line 4 and gate electrode transmission line 5. To those transmission lines, respective electrodes of three-terminal microwave semiconductor element 6 are soldered. Between drain and gate electrode transmission lines 4 and 5, dielectric resonator 7 is arranged coupling electromagnetically with them. Here, gate and drain electrode transmission lines 5 and 4 are terminated at their terminals by resistive terminating resistances. |
