PURPOSE:To improve the sensitivity of a long wavelength range by laminating in two stages a pin type solar battery of amorphous film, and suitably setting the relation of an optical band gap of i-type layers of both stages and the thickness of the entire film. CONSTITUTION:A P type amorphous film 11 is formed on a glass substrate 4 formed with a transparent conductive film 10. Then, an amorphous film 12 obtained under the normal conditions is formed thereon. Subsequently, an N type amorphous film 13 is formed. Then, the film 11 is again formed, and an amorphous film 14 having low optical band gap is formed thereon. Thereafter, with the film 13 coated thereon the second unit cell is formed, and metal electrodes 15 are formed. In this structure, the thickness of the entire film except the electrodes 10, 15 is formed to that of the conditions that standing wave is generated for long wavelength light of solar radiation. According to this structure, the light of long wavelength range is absorbed to unit solar cell to i-type layer with the film 14 while reciprocating as standing wave to become a photocurrent. |
