摘要 PURPOSE:To obtain a device by the gate storage system possible for two-dimensional read by arranging picture elements in matrix formed by electrostatic induction transistors (SIT) having an optical amplification factor of 10<6>-10<8> and receiving a very minute light of nearly 10<-4>muW/cm<2>. CONSTITUTION:One picture element Cij in Fig. (a) consists of a normally off SIT and a gate capacitor CG and this invention differs from a conventional example in a point that a source 42 of the SIT is not at ground potential but the source is connected to ground potential via a source line selecting transistor (TR) QB. The QB is selected by a selection pulse phiGj of a GLj at the same time. The operating waveform at read in case of reading each prescribed light integration time TLI is shown in Fig. (b), where light is irradiated continuously as assumption. In reading the light information of the picture element Cij, a transfer TRQT is conducted by a transfer pulse phiT to the gate of the TRQT and a CSL' is coupled to a capacitor CSL of a signal read line SLi at first. The pulse width of the phiT is within several musec.
