PURPOSE:To prevent the secondary yielding due to impression of inverse voltage in case of offtime from occurring by means of improving space utilization effectiveness by a method wherein a minute transistor region is arrayed and the distances from the end of third side to the end of fourth side are made even within the range of specified values. CONSTITUTION:A minute transistor region 3 is divided into three blocks to be arrayed stepwise. The distance from the end of third side 2c to the end of fourth side 2d in the region 3 are made even within the range of + or -5% of reference distance regardless of changeable positions likewise the length of strip base electrodes 4a and strip emitter electrodes 5a provided on the region 3 are almost even regardless of change of positions. Through these procedures, any current may be prevented from concentrating because the switch-OFF lag time of numerous minute transistors along the emitter common connecting electrode 5b may be made almost even due to almost even distances from the base common connecting electrode 4b to the emitter common connecting electrode 5b regardless of change of positions. |
