PURPOSE:To attain injection of sufficient charge easily by using a pulse signal whose peak value is changed as time change as an injection pulse. CONSTITUTION:A read electrode 5 and a selection electrode 4 are provided on a substrate 2 via an insulation film 3, and the information stored depending on the difference between the potential of the electrode 5 after the injection pulse is impressed to the electrode 5 and eliminated once and the potential of the electrode 5 before application of the injection pulse is red from the potential well formed on the substrate 2 under the electrode 5. In this case, a pulse signal phiINJ whose peak value is changed as time change is used as the injection pulse. Then as the signal phiINJ, the charge is injected sufficiently to the substrate by using a pulse with slope, a pulse with steplike change a pulse with increasing peak slowly, a narrow pulse train or a pulse in which the peak value of each pulse in the pulse train is increased gradually.
