发明名称 MANUFACTURE OF PHOTOCONDUCTIVE SUBSTANCE
摘要 PURPOSE:To realize ohmic contact with ease and high reproducibility in electrodes formed on the surface of photoconductive substance by a method wherein the substance is first subjected to heat treatment for activation in a halogen gas including Cd and then to another heat treatment in an inert gas atmosphere including CdS. CONSTITUTION:A thin film of CdS is applied to a substrate, when a very small quantity of Cu is added. Next, a film of CdSe is laminated on said CdS film. The coated substrate is then sealed together with a mixture of CdS powder and an appropriate quantity of, for example, CdCl2 in a quartz vessel, and then heated to 500-600 deg.C. With Cl2 originating in the CdCl2 acting as a fusing agent, CdS and CdSe are converted into a solid solution, to be sintered into a photoconductive thin film. The simultaneous addition of Cl2 greatly enhances the photosensitivity of the product. Some CdS powder only is now placed in the vessel, heated in an inert gas to temperatures 450-500 deg.C for the removal of residual Cl. In this way, a photoconductive substance with greatly improved photoresponsive speeds and with excellent ohmic contact for electrodes built thereon is obtained.
