<p>PURPOSE:To couple a light-emitting element and a light-receiving element in an optical integrated circuit optically and easily by constituting the optical integrated circuit by a complete plane type. CONSTITUTION:P type InGaAsP11 and N type InGaAsP12 are formed on an optical isolating filmy InP substrate 10. The energy gap of the former is set to value smaller than that of the latter. A region 13 formed to a P type by the same material as the latter InGaAsP12 is shaped, and electrodes 14 are formed in regions on both sides. Consequently, a phototransistor 15 and a light-emitting diode 16 arranged in a plane shape can be formed. The regions 12, 13 having large energy gaps function as optical conductive paths, and the phototransistor 15 and the light-emitting diode 16 are coupled optically.</p> |
