PURPOSE:To eliminate trouble due to crystals produced from a silver compd. and to prevent deterioration of quality during the storage of a transferred photomask by incorporating a specified compd. CONSTITUTION:A photosensitive material contains at least one of compds. represented by formula I in which R1 is alkyl, aryl, alkoxy, aryloxy, carbamoyl, sulfamoyl, acyl, alkoxycarbonyl, or the like; each of plural R2 may be the same or different as or from each other; and (n) is 0-3. Said R1 and R2 linked to the ring of the hydroquinone deriv. of formula I are, preferably, alkyls, such as those of formula II. The compd. is dissolved in a solvent, such as methanol, and added to a Lippmann type emulsion for practical use. Silver bleed phenomenon is prevented by adding such a compd. to enhance storage stability, and stable production of the mask plates can be attained. |
