PURPOSE:To shorten an access time in readout operation without spoiling logical compatibility by driving an output circuit directly with the detection output of a sense circuit and constituting a logical function for readout control by its initial- stage circuit. CONSTITUTION:The output circuit 18 of emitter coupled logic is driven directly through a transistor (TR)Q2 with the storage contents detection voltage between digit lines Da and Db selected by the sense amplifier 12 consisting of complementary TRs Q1 and Q2 to output readout data D0. This amplifier 12 is controlled by the TRQ9 in the initial-stage circuit and when a clamp signal CS is at L, the TRQ9 is turned off to make a read without any influence of the signal CS. When the signal CS goes down to H, on the other hand, the TRQ9 is turned on and the output of the TRQ2 of the amplifier 12 is invariably at L, so that the reading operation is not performed. Thus, the output circuit is driven by the sense amplifier directly without spoiling the logical compatibility of readout control to shorten the access time in reading operation. |
