摘要 PURPOSE:To obtain the solid-state image pickup device of a wide dynamic range by a method wherein the photosensitivity of a photo carrier generating region is made different partly in a picture element, and photo carrier accumulated in those regions are mixed at the time of readout. CONSTITUTION:A clear electrode 54 is arranged over the entire region of the arrangement of image pickup cell, and electrodes 34 are independently arranged for each picture element 10. When a voltage is impressed between both the electrode 54 and 34, an electric field is formed in an amorphous layer 52 in the depth direction of a substrate. For example, light incidence to the image pickup cell 10 only for a desired exposure time by means of an exposure means such as an optical shutter causes the generation of photo carriers in said layers 52 at carrier densities different partly in such a manner. These photo carriers are collected to the electrode 34 and transferred to an n<+> region 14. Thereby, the carrier generated in the part 52A of said layer 52 is mixed with that generated in the part 52B, which are then stored in the n<+> region 14. Next, the incident light 32 is shielded by closing the shutter, and the action of reading out the stored carriers follows.
