PURPOSE:Ultrafine aluminum nitride powder of high purity, obtained by regulating the average particle diameter, oxygen content and cationic impurities contained in an AlN composition at proper values, and having moldability under ordinary pressure. CONSTITUTION:Aluminum nitride powder which is powder having <=2mum average particle diameter and 1.5-3.0wt% oxygen content and <=0.5%, based on the composition AlN, cationic impurities contained therein. The aluminum nitride powder is obtained by incorporating Al2O3 with carbon black powder by the wet method, drying the resultant mixture, heating the dried mixture, and heating the resultant reaction mixture to remove the unreacted carbon by oxidation, etc. The use of the powder provides a sintered material of high purity having a high density under ordinary pressure. |
