PURPOSE:To obtain CdS composed of single particles and having a smooth surface and high sensitivity by precipitating CdS from an aq. soln. contg. Cl in advance so as to incorporate a specified amt. of each of Cu and In in CdS, and calcining them together with a specified amt. of fluxes at a specified calcining temp. CONSTITUTION:CdS is precipitated by introducing H2S into an aq. soln. of H2SO4 and HC contg. (6-15)X10<-4>mol of CuSO4 and (10-30)X10<-4> of In2(SO4)3 in one mole of CdSO4. The resultant CdS is washed and dried for one night at 200 deg.C. A mixture of CdCl2 and NaC is added to the dried CdS in an amt. of 5-15pts.wt. per 100pts.wt. of CdS, and they are calcined in the temp. range of from the m.p. of the fluxes to 50 deg.C above it, in 400-500 deg.C for about 60min. The CdS particles thus obtained do not agglomerate and have 1-2mum average particle diameter and smooth surfaces, and the use of them can form a superior photoconductive layer having especially sufficient sensitivity in the IR region of semiconductor lasers. |
