PURPOSE:To obtain a high conversion efficiency without the necessity to thin each layer by a method wherein the lower battery layer and the upper battery layer are coupled by means of a layer having a band gap larger than those of these battery layers, when said battery layers are laminated on the same substrate into a solar battery. CONSTITUTION:An n type GaAs layer 2, a p type GaAs layer 3, and a p<+> type GaAs layer 4 are laminated and grown on the n type GaAs substrate 1, thus forming them into the lower battery layer. Next, the upper battery layer is formed thereon; at this time, the i-layer 5 composed of Ga0.55Al0.45As whose band gap is 2.0eV without containing an impurity is interposed between the upper and the lower battery layers. Thereafter, the upper battery layer composed of a p<+> type Ga0.8Al0.2As layer 6 whose band gap is 1.65eV, a p type Ga0.8Al0.2As layer 7, and an n type Ga0.8Al0.2As layer 8 is grown thereon. Then, electrodes 10 and 11 are installed at the exposed surfaces of the layers 6 and 4, and comb-shaped electrodes 9 are formed on the surface of the layer 8, and an entire surface electrode 12 is formed on the back surface of the substrate 1, respectively. |
