PURPOSE:To obtain sufficient sensitivity even with highly dense circuit integration by forming a source or a drain region at a part of outer circumference of a gate region and separating cells by an insulation separating region. CONSTITUTION:A channel region 12 made of n<-> layer is formed on a substrate 10 of n<+> layer and a control gate region 14 made of a p<+> layer is provided on the upper face. The control region 14 and the source region 16 provided at the side part are arranged reqularly in a matrix two-dimensionally at a suitable interval and a cell corresponding to one picture element is formed by a set of the control region 14 and the source region 16. A floating gate region 18 is formed between the counter source regions 16 and kept to the same potential or a prescribed potential with the source region 16. Then, a depletion layer or a potential barrier is formed in the channel region 12 so as to separate a channel between the cells.
